Il est devenu alors imp\u00e9ratif de le remplacer le par des mat\u00e9riaux compatibles avec la miniaturisation. Parmi ces mat\u00e9riaux, les alliages de type III-V occupent une place de choix. En effet, l&rsquo;activit\u00e9 des Nitrures\/III-V s&rsquo;est beaucoup d\u00e9velopp\u00e9e au cours de ces derni\u00e8res ann\u00e9es. Les d\u00e9veloppements les plus r\u00e9cents marquent un int\u00e9r\u00eat de plus en plus marqu\u00e9 vers la th\u00e9matique nanotechnologie. Nous nous int\u00e9ressons dans ce projet \u00e0 la r\u00e9alisation de composants \u00e9lectroniques \u00e9labor\u00e9s sur des couches tampons d\u2019InN sur substrat d\u2019InP. Une optimisation du proc\u00e9d\u00e9 de nitruration pour l\u2019obtention d\u2019une bonne qualit\u00e9 structurale de la couche \u00e9pitaxiale d\u2019InN sur le substrat d\u2019InP est faite.<br \/>A cet effet, des techniques de mesure et des moyens d\u2019analyse structurale sont mis \u00e0 profit.<br \/>Des mesures \u00e9lectriques C(V), I(V), G(V), DLTS, et de r\u00e9sistivit\u00e9 (4 pointes) r\u00e9alis\u00e9es \u00e0 de faibles temp\u00e9ratures et en fonction de la fr\u00e9quence (quelques Hz-10 MHz) permettront de mieux appr\u00e9hender l\u2019aspect pratique de ce projet.
